A photoresist composition including a polymer is disclosed, wherein the polymer includes at least one monomer having the formula: wherein, R1 is selected from H, linear, branched or circular alkyl with 1-20 carton atoms, linear, branched or circular alkyl with 1-20 C atom, which is perfluorinated or semi-perfluorinated; and CN; R2 is alicyclic group with 5 or more carbon atoms; X is selected from methylene, aether, ester, amide and the connecting part of the carbonate; R3 is linear or branched alkylene with one or more carbon atoms or perfluorinated or semi-perfluorinated linear or branched alkylene; R4 is selected from H, CH3, CF3, CHF2, CH2F and perfluorinated or semi-perfluorinated aliphatic group; R5 is selected from the CF3, CHF2, CH2F and perfluorinated or semi-perfluorinated substituted and unsubstituted aliphatic group; n is 1 or higher integer; OR12 is OH or at least an acid unstable group selected from the tert-alkyl carbonate, tert-alkyl ester, tert-alkyl aether, acetal and ketal.

The condensation of aromatic aldehydes with active methylene compounds like malononitrile, cyanoacetamide and ethyl cyanoacetate has been found to proceed very efficiently at room temperature giving excellent yields, but the condensation of heteroaromatic,α,β-unsaturated and aliphatic aldehydes with active methylene compounds proceeded smoothly in 50~65℃ with good yields and the reactions of aromatic, aliphatic ketones as well as p-phthalaldehyde with malononitrile also proceeded in 75~85℃ with moderate yields.

With benzoic acid, terephthalic acid, 2. 6naphthalene dicarboxylic acid, dimethyl-2, 6-naphthalene dicarboxylate as solutes, water, acetic acid, N, N-dimethylformamide, N, N-dimethylacemide, dimethyl sulphoxide, N-methl2-ketopyrolidine, and the mixture of water and acetic acid as solvents respectively, the solubilities of 15 binary systems and 4 ternary systems were determined.

The results suggested that the reaction temperature, the ratio of oil to water, the amount of ethyl cellulose as dispersant, initial monomers composition, the drop manner and the amount of initiator, the stirring speed, the pH of the buffer and the elution process have great influence on the morphology such as diameter of the hydrogel beads.
