暂态

There are two parts in this thesis. Part I focuses on the transient effect in InGaP/GaAs hetero-junction bipolar transistors. Part II focuses on the P memory effect and buffer-layer-quality determination using C-V measurement in AlGaAs/GaAs pseudomorphic high-electron-mobility transistors. The characterization of hydrogen passivation for InGaP HBTs grown on semi-insulating GaAs substrates is studied. The transient effect caused by hydrogen passivation results the current gain ?

本论文分两部分，第一部份讨论在磷化铟镓的异质接面双载子电晶体中，由於氢的包覆效应产生的特性之研究，由於氢在此种元件中所造成的载子包覆现象是引起电流增益增加的暂态现象的主要原因，本论文提出一个计算氢包覆比例的模型，并与SIMS量测的结果相比对，经过几次热回火处理，此种暂态效应可以被消除。

On the basis of the analysis of the transient negative current, a compensated voltage can be generated with multiplying the rms value of the negative sequence transient current of the feeder by a settable compensated reactance, then combined with the magnitude of the zero-sequence voltage to consist of the compounded compensated voltage, which can be utilized to revise the characteristics of the inverse time-delay.

其基本保护采用零序过电压保护，动作时间采用反时限特性；在分析接地故障负序暂态电流分布特点的基础上，利用线路负序电流暂态有效值与一个可整定的补偿电抗相乘，形成补偿电压，并与零序电压幅值合成复合补偿电压，利用该电压对基本的反时限动作特性曲线进行修正，使零序过电压保护具有选择性。

In this paper, based on BPA, a software of power system analysis, through the calculations of power flow and transient stability for Zhejiang power system under some typical underexcited operating conditions, the results are revealed that underexcited operation reduces the margin of transient stability of the system.

本文基于BPA系统分析软件对浙江电网若干典型进相运行方式进行潮流分析和暂态稳定计算，结果表明发电机进相运行使系统暂态稳定性下降，但在系统内选择适当的大型发电厂在一定范围内作进相运行，对缓解系统低谷负荷时电压偏高问题是可行而有效的。
