On Si(111)-(7×7) reconstructed surfaces, all the surface and interface roughnesses of the heterostructure were found to be below 0.6 nm. The Gd_2O_3 films grown on Si(111) have the cubic bixbyite structure with the space group of Ia-3 and with [111] orientation as the surface normal.

There are two parts in this thesis. Part I focuses on the transient effect in InGaP/GaAs hetero-junction bipolar transistors. Part II focuses on the P memory effect and buffer-layer-quality determination using C-V measurement in AlGaAs/GaAs pseudomorphic high-electron-mobility transistors. It is well known that the large lattice mismatch (16%) and thermal expansion coefficient mismatch between GaN and sapphire substrate are the main origins of TDs. By new growing technique of LEO, we acquired high quality GaN films almost free of TDs. The stress characteristics in GaN films with MLTB growing technique is dependent on growing systems and conditions, and the changes of stress and dislocation density are rightabout; Combining buffer layers of high temperature and low temperature is first developed to growing GaN films with low dislocation density, and the mechanism of lowering TDs density is that the first buffer layer of high temperature can make nuclear in second buffer layer of low temperature bigger. This technique also can restrain yellow luminescence effectively.

众所周知，晶格失配和热应力失配是GaN异质外延中位错产生的主要原因；为此，我们对几种降低缺陷的MOCVD外延生长方法进行了新的尝试，其中尝试了侧向外延生长技术，得到了低位错密度（小于10〓/cm〓）、高质量的GaN外延层；尝试多低温缓冲层法，发现材料中的应力特性与生长系统和生长条件有关，材料中的应力与位错密度按相反方向变化；首次尝试高低温联合缓冲层法，材料中高温缓冲层可以使随后的低温缓冲层中成核颗粒增大，从而导致随后高温GaN外延膜中位错密度降低，并且能够有效地抑制黄光峰。

In this paper, we contribute an evolutionary heterogeneous beliefs model byusing t distribution to replace traditional standard normal to describe fundamen-tal price process and adding risk-adjusted market fraction function in classicaltwo types traders scheme. And then we utilizedifference equation stability and bifurcation theory and numerical simulation tostudy the system. It is found that the system has some styled facts (high kurto-sis、fat tali and long memory) of the actual financial market, and this indicatesthat the simulation model can reflect well the true financial market.

本文通过引入t分布代替原有的正态分布描述基础价格过程，引入经风险调整的投资者市场分数维函数取代原有的无风险调整的市场分数维函数，在经典的两类投资者(自主投资者和图表分析者)模拟模型框架下，建立了新的异质预期资产定价模型，利用差分方程稳定性和分支理论及数值模拟的方法对该系统进行理论分析和实证研究，发现模型具有真实金融市场的程式化事实(尖峰厚尾性，长记忆性等)，模拟效果较好。

The results show that the composite compound observed is mainly composed of TiC, CaS and CeS; the nucleation sequence of the phases during the solidification of the alloy is CeS→TiC→austenite; the (100) crystal plane of CeS and the (001) plane of TiC, and (100) plane of TiC and (001) plane of austenite match perfectly; CeS can act as the heterogeneous nucleating center of TiC, and TiC can act as the nucleating center of austenite.
