A novel lightly-doped channel approach for linearity improvement of InGaP/InGaAs pseudomorphic high-electron-mobility transistor device was presented. It can be seen that mercury contents in sulfides of the density fractions are different from each other in the same coal, which implied that mercury is distributed in sulfide unhomogeneously.
